Quick release design ensures that change-over time between test functions is minimized 100% Visual Inspection (Yield): All wafers which are bumped are inspected for yield and defects. An automated inspection system is used to scan and record all defects on the wafers. Bump Height and Uniformity: The general requirements for solder bump size are such that if they provide sufficient solder height in order to produce adequate chop stand-ff, enabling power underfill and increased reliability. In addition, sufficient bump-to-bump uniformity is required in order to provide a consistent image to the flip chip placement machine image recognition system, to ensure all bumps are adequately fluxed, and to ensure sufficient proximity to substrate traces such that sound solder joints are formed during assembly reflow. Typical testing protocol would be to test 1 wafer/lot, 5 die/wafer, and 20 bumps/die. Even though this process is automated, it still requires a significant amount of time to complete with the accuracy desired. Description: The PC2400 is a Microtester with a fully configured tower style machine control computer. Supplied with a manually adjustable X-axis table. The PC2400 is a multi-function, semi-automatic test facility, offering extremely versatile destructive and non-destructive testing (NDT) or ball-bonds, and wire pull. Applications include: Ball shear, aluminum wedge shear, low force die shear. The system caters for these types of bond test using up to 5 kg force. Die shear using up to 100 kg force. Wire-pull testing using up to 10 kg force. This versatility is achieved using a wide range of accessories and land cartridges. Shear Testing: The PC2400 has a unique 'programmable shear height' feature that gives consistently accurate positioning over a wide range of height applications. The height reference is taken, prior to the shear, from a soft landing of the shear tool on the substrate adjacent to the bond being tested. Normally, the interfacial bonding area of a wire's ball bond is in the order of 6 to 10 times the cross sectional area of the wire, therefore conventional wire pull tests cannot detect poor quality ball bonds which are potential failure points under normal operating conditions. Micro-shear testing enables the physical strength data for a ball bond to be correlated with weld areas, and subsequently related to life test results. As well as contributing to the control of wire bonding processes, micro-shear testing can also provide information on the metallization, alloying and cleaning of semiconductor front end work. Wire Pull Testing: A range of wire pull test cartridges allows the machine to test bond strength over a wide range of loads. Wire pull test cartridges are available from Dage in two basic forms: one using a hook for pulling, the other a tweezer grip. Computer Control: The PC2400 is controlled by an industry standard IBM PC compatible computer which is used to operate the machine under the direction of the operator, and to store, manipulate and display test data. The computer must be correctly configured to include the servo-motor-control card and the PC2400 application software, supplied on standard IBM compatible high density 3.1/2" diskettes. Product set-up 'recipes' and the results obtained using the machine are saved on the computer hard disk and, for additional security, can be copied to a removable diskette. The system records test results to enable quality audits to be carried out. Password protection is provided to safeguard result data, and also to prevent unauthorized access to important machine set-up functions. The machine program is designed to run under the Microsoft Windows operating environment. The application software must be run on the machine control computer but is network compatible and will support all Windows compatible cards.
